基于毫米波氮化镓功放的线性预失真技术研究

【摘要】:毫米波技术随着现代通信技术的迅猛发展得到越来越广泛的应用,尤其是在卫星通信,制导、导航这些行业都有非常重要的研究价值。毫米波功率放大器在毫米波通信系统中有着不可替代的地位,其性能的好坏直接影响整个系统的指标。当功率放大器的功率逐渐趋于饱和时,线性度会产生急剧的恶化,产生严重的非线性失真,这会对整个通信系统的信号传输的质量造成严重的影响。本文所做的工作正是针对这一点,对毫米波功率放大器的线性化技术进行深入的研究,以模拟预失真技术作为主要研究对象,开展了以下的一系列工作:以肖特基二极管和传统的反射式预失真器为基础,对其无源部分进行一系列优化,仿真了一款适用于毫米波频段功率放大器的新型预失真线性化器,该预失真器能够在30GHz处产生最大13.5dB的增益幅度扩张和最大80度的相位扩张。在矢量叠加原理的基础上,研制了两款两路式预失真器:两路式串联预失真器和两路式串并联预失真器。其中串并联预失真器能够在29.5GHz-30.3GHz频段内,在输出功率1dB压缩点回退3dB处能够对毫米波功率放大器的三阶交调改善9dB以上,而两路式串联预失真器能够在29.5GHz-30.3GHz频段内,在输出功率1dB压缩点回退3dB处能够对毫米波功率放大器的三阶交调改善10dB以上。本文针对功放所提出的两款预失真方案,对毫米波通信系统的进一步发展具有重要意义。
[Abstract]:With the rapid development of modern communication technology, millimeter-wave technology has been more and more widely used, especially in satellite communication, guidance, The navigation industry has very important research value. The millimeter wave power amplifier has the irreplaceable position in the millimeter wave communication system, When the power of the power amplifier tends to saturation, the linearity will deteriorate sharply and produce serious nonlinear distortion. This will have a serious impact on the quality of signal transmission in the whole communication system. The work done in this paper is aimed at this point, the linearization technology of millimeter wave power amplifier is deeply studied. Taking analog predistortion technology as the main research object, a series of works are carried out as follows: based on Schottky diode and traditional reflective predistortor, a series of optimization is carried out on its passive part. A novel predistortion linearizer suitable for millimeter-wave power amplifier is simulated. The predistorter can generate the maximum gain amplitude expansion of 13.5dB and the maximum 80 degree phase expansion at 30GHz. Based on the principle of vector superposition, a new type of predistortion linearizer is developed. Two two-channel predistortors are developed: two-channel series predistortors and two-channel series-parallel predistortors, in which the series-parallel predistortors can be used in the 29.5GHz-30.3GHz band. The third-order intermodulation of the millimeter-wave power amplifier can be improved above 9dB at the point of output power 1dB compression point back 3dB, while the two-channel series predistorter can be used in the 29.5GHz-30.3GHz band. The two predistortion schemes proposed in this paper are of great significance for the further development of millimeter-wave communication system.
