提高晶圆芯片利用率的LED多芯片封装混Bin设计

【摘要】:发光二极管(Light Emitting Diode, LED)是一种新型固态光源。具有体积小、重量轻、价格低、寿命长、绿色环保等特点,在背光照明、道路交通、交通工具、显示屏等领域有着广泛的应用。成本低、光效高、能耗低的多芯片白光LED在照明领域广泛应用,引起人们关注。目前,LED处于发展初期阶段,使用寿命、价格及光色一致性制约LED发展。本文以LED单色光光谱为研究基础,研究LED光电参数对器件性能的影响及提高晶圆芯片利用率的LED多芯片混Bin设计方法。 本设计基于LED晶圆上不同Bin的蓝光芯片,研究混Bin对LED光辐射通量、色坐标和波长的影响,通过混Bin试验,,不同波长的芯片混合使用,采用0.5m小积分球,测量试验样品的光电参数及电流和温度对光电参数的影响。研究不同Bin两颗芯片单独点亮后叠加光谱参数与两颗芯片混Bin后光谱参数,结果表明,两种情况的光辐射通量和色坐标的理论计算与测试数据相同。 建立LED芯片光辐射通量、波长和色坐标之间关系,利用关系式可挑选混Bin芯片,并作为多芯片LED选择混Bin芯片的标准,试验结果与理论计算结果一致。 COB封装方式通常包含LED两颗以上LED芯片,通过混Bin关系式,计算蓝光芯片参数,方便挑选芯片且可保证多芯片封装时光源的光色一致性,提高晶圆芯片利用率,降低LED成本。 在蓝光LED+不同色荧光粉实现白光LED条件下,通过混Bin关系式计算蓝光芯片参数,预估混Bin后LED的光电参数,可将不同Bin的LED芯片封装在同一荧光膜下,提高荧光粉的利用率,降低白光LED成本。
[Abstract]:Light emitting Diode (LED) is a new solid state light source. With small size, light weight, low price, long life, green environmental protection and other characteristics, it has been widely used in backlight lighting, road traffic, transportation, display screen and other fields. Multichip white LED with low cost, high light efficiency and low energy consumption has been widely used in lighting field. At present, LED is in the early stage of development, service life, price and color consistency restrict the development of LED. Based on the monochromatic optical spectrum of LED, the effect of LED optoelectronic parameters on the performance of the device and the design method of LED multi-chip Bin mixing to improve the utilization ratio of wafer chips are studied in this paper. Based on the blue chip of different Bin on LED wafer, the influence of mixing Bin on the luminous flux, color coordinate and wavelength of LED is studied. Through mixing Bin experiment, the chip with different wavelengths is mixed with 0.5m small integral sphere. The photoelectric parameters of test samples and the effects of current and temperature on the photoelectric parameters were measured. The spectral parameters of two different Bin chips were studied. The results show that the theoretical calculation of the luminous flux and color coordinates of the two kinds of chips is the same as that of the measured data. The relationship among luminous radiation flux, wavelength and color coordinate of LED chip is established. The hybrid Bin chip can be selected by using the relation formula, and it is regarded as the standard of selecting mixing Bin chip for multi-chip LED. The experimental results are consistent with the theoretical results. The COB package usually contains two or more LED chips. The parameters of the blue chip are calculated by mixing Bin relation. It is convenient to select chips and ensure the consistency of light and color of light source in multi-chip packaging, improve the utilization ratio of wafer chips, and reduce the cost of LED. Under the condition that white LED is realized with different color phosphors of blue LED, the parameters of blue LED chip are calculated by mixing Bin relation formula, and the optoelectronic parameters of LED after mixing Bin are estimated. The LED chips of different Bin can be encapsulated under the same fluorescent film, and the utilization rate of phosphor can be improved. Reduce the cost of white LED.
