高效率微波毫米波放大器研究

【摘要】:本文主要研究小型化高效率Doherty功率放大器,以及GaAs工艺PHEMT器件的Ka波段高效率单片集成功率放大器。Doherty功率放大器相对其它类型高效率放大器具有:效率高、线性度好、结构简单、成本低等优势。毫米波单片集成功率放大器广泛运用于毫米波通信系统,尤其是在军用电子的武器制导系统、侦查系统、雷达系统等有着至关重要的作用。本文研究高效率微波毫米波放大器,主要内容如下:本文设计小型化的高效率Doherty放大器,对传统的Doherty功率放大器进行改进,去掉传统Doherty放大器中峰值功放的四分之一波长相位调整线,使用集成定向耦合器取代传统Doherty功率放大器中的威尔金森功分器。定向耦合器可以自身起到移相的作用,可以去掉峰值功放1/4波长相位补偿线,达到了小型化的高效率小型化Doherty放大器的目的。使用ADS仿真软件以及器件的模型仿真了放大器,最后对设计小型化高效率Doherty功率放大器进行了实验研究,其性能指标如下:工作频率:2580-2610MHz,增益(G):≥14 dB;带内平坦度(?G):≤0.4 dB;1dB压缩点功率(P1dB):≥44 dBm;功率附加效率(PAE):≥30%回退10 dB;符合目前通信基站使用的放大器的要求。此外,使用GaAs工艺PHEMT器件设计了一款运用于Ka波段毫米波单片集成高效率功率放大器,分析了Ka波段高效率功率放大器设计的基本理论、器件选型;电路拓扑选取的原理和方法;单片集成电路的版图的布局。本文设计的Ka波段毫米波高效率放大器指标如下:频率范围:27~28 GHz;输出P-1≥22 dBm;效率PAE≥40%;功率增益Gain≥30dB,增益带内平坦度≤±1dB;饱和功率带内平坦度≤±0.6 dB;芯片面积≤1.5 mm×2.3 mm。
[Abstract]:This paper focuses on miniaturization and high efficiency Doherty power amplifiers, as well as Ka-band high efficiency monolithic integrated power amplifiers. Doherty power amplifiers of GaAs process PHEMT devices have high efficiency and good linearity compared with other types of high efficiency amplifiers. Simple structure, low cost and other advantages. Millimeter-wave monolithic integrated power amplifiers are widely used in millimeter-wave communication systems, especially in military electronic weapon guidance systems, detection systems, radar systems and so on. The main contents of this paper are as follows: a miniaturized high efficiency Doherty amplifier is designed to improve the traditional Doherty power amplifier. The 1/4 wavelength phase adjustment line of the peak power amplifier in the traditional Doherty amplifier is removed and the Wilkinson splitter in the traditional Doherty power amplifier is replaced by an integrated directional coupler. The directional coupler can shift phase by itself and eliminate the peak power amplifier 1 / 4 wavelength phase compensation line to achieve the purpose of miniaturization of high efficiency miniaturized Doherty amplifier. The amplifier is simulated by ADS simulation software and device model. Finally, the design of miniaturized and high-efficiency Doherty power amplifier is studied experimentally.
