光电反馈下1550nm-VCSELs的偏振转换及非线性动力学特性研究

【摘要】:相比常规的边发射半导体激光器(EELs),垂直腔表面发射激光器(VCSELs)具有阈值电流极低、体积较小、可输出单纵模光、远场发散角小、易于大规模集成、易与光纤耦合等优点。VCSELs相对较弱的各项异性和圆形输出端口特点使其输出光的偏振方向可以选取在相互正交的X方向或Y方向(X偏振模式或Y偏振模式),同时VCSELs在外部光电反馈的作用下可以输出较为复杂的动力学行为。目前,有关光电反馈作用下VCSLEs的偏振转换特性和非线性动力学特性的实验和理论研究已有不少的报道,但是这些研究主要集中于短波长区域,而对于波长处于1310nm-1550nm的长波长VCSELs的研究还非常匮乏。由于1550nm-VCSELs的激射波长主要位于光纤的低损耗和零色散窗口,这在高速长距离信息传输领域有十分广阔的应用前景。本文基于自旋反转模型,对1550nm-VCSEL在光电反馈下的偏振转换及非线性动力学特性进行了理论与实验的研究。研究结果表明:在光电负反馈作用下1550nm-VCSEL随着反馈强度和反馈延迟时间的变化呈现出复杂的偏振转换特性。随着反馈强度的增大,1550nm-VCSEL的两偏振模式竞争越来越激烈,并且两模竞争的区域向更小的注入电流移动,当反馈强度增大到一定程度时,激光器的偏振转换特性就会消失,激光器的Y偏振模式在整个注入电流范围内被完全抑制;随着反馈延迟时间的增大,1550nm-VCSEL的两偏振模竞争首先越来越激烈,随后又开始慢慢减弱,直到最后趋于稳定。同时,在光电正反馈下1550nm-VCSEL随着反馈延迟时间的增大可以输出非常丰富的非线性动力学特性,其输出经历规则脉冲、准周期脉冲,混沌脉冲这一准周期路径进入混沌状态,并在实验上对这些状态和准周期路径进行了验证。本文的研究不仅有助于理解混沌通信模块中1550nm-VCSELs受到外部光电反馈影响下的输出状态及特性,而且本文的工作在某些需要调控使1550nm-VCSELs工作在特定动力学状态的应用领域中有重要的理论和实践价值。
[Abstract]:Compared with the conventional edge-emitting semiconductor laser (EELs), vertical cavity surface emitting laser (VCSELs) has the advantages of very low threshold current, small volume, single longitudinal mode light output, small far-field divergence angle and easy large-scale integration. The advantages of easy coupling with optical fiber. VCSELs are relatively weak anisotropy and circular output port characteristics, so that the polarization direction of the output light can be selected in the X direction or Y direction (X polarization mode or Y polarization mode) of the output light. At the same time, VCSELs can output more complex dynamic behavior under the action of external photoelectric feedback. At present, there have been many reports on the experimental and theoretical studies on the polarization conversion and nonlinear dynamic characteristics of VCSLEs under optoelectronic feedback, but these studies mainly focus on the short wavelength region. However, the research on long wavelength VCSELs with wavelength in 1310nm-1550nm is still very scarce. Because the lasing wavelength of 1550nm-VCSELs is mainly located in the low loss and zero dispersion window of optical fiber, it has a very broad application prospect in the field of high speed and long distance information transmission. In this paper, based on the spin inversion model, the polarization conversion and nonlinear dynamic characteristics of 1550nm-VCSEL under optoelectronic feedback are studied theoretically and experimentally. The results show that 1550nm-VCSEL shows complex polarization conversion characteristics with the change of feedback intensity and feedback delay time under the action of photoelectric negative feedback. With the increase of feedback intensity, the competition between two polarization modes of 1550nm-VCSEL becomes more and more intense, and the region of two-mode competition moves to a smaller injection current. When the feedback intensity increases to a certain extent, the polarization conversion characteristics of the laser will disappear. The Y polarization mode of the laser is completely suppressed in the whole injection current range. With the increase of feedback delay time, the competition between the two polarization modes of 1550nm-VCSEL becomes more and more intense at first, and then gradually weakens until it finally tends to be stable. At the same time, with the increase of feedback delay time, 1550nm-VCSEL can output very rich nonlinear dynamic characteristics under photoelectric positive feedback, and its output goes through the quasi-periodic path of regular pulse, quasi-periodic pulse and chaotic pulse into chaotic state. These states and quasi-periodic paths are verified by experiments. The research in this paper is not only helpful to understand the output state and characteristics of 1550nm-VCSELs under the influence of external photoelectric feedback in chaotic communication module. Moreover, the work of this paper has important theoretical and practical value in some applications that need to be regulated to make 1550nm-VCSELs work in specific dynamic states.
