IGCT门极维持与逻辑控制电路的设计与验证

【摘要】:集成门极换流晶闸管(IGCT)是在门极可关断晶闸管(GTO)的基础上发展而来的一种新型大功率电力半导体器件,具有高耐压、低损耗、快速度、硬驱动及无需缓冲电路等优点,在中高压的电力电子装置中具有很好的应用前景。IGCT工作必须借助于集成门极驱动器才能实现开关,因此门极驱动器的设计对IGCT性能发挥尤为重要。本文以4kA/4.5kV的IGCT为研究对象,设计了门极驱动器中的维持电路和逻辑控制电路。主要内容如下:首先,根据IGCT导通期间门极驱动电流指标要求,设计了维持电路,搭建闭环反馈电路,包括主模块电路、电流检测模块电路和控制模块电路。分析了各模块电路设计原理,并采用PSPICE软件对各模块电路及总电路进行了仿真,结果满足设计要求。其次,采用Altium Designer软件对维持电路PCB板进行了设计,搭建实验测试电路,对控制模块电路和维持电路进行验证,仿真波形与实测波形符合较好。最后,根据IGCT门极驱动器所需功能,设计了逻辑控制电路,包括输入信号判断模块、主驱动电路模块和状态显示模块。针对各模块所需实现的功能,通过硬件描述语言在QuartusⅡ软件下进行编程,并采用ModelSim软件进行了功能仿真验证,时序逻辑符合设计要求。该研究成果对IGCT驱动器的设计与研发可以提供一定的参考。
[Abstract]:Integrated gate commutation thyristor (IGCTT) is a new type of high power semiconductor device developed on the basis of gate turn-off thyristor (GTOT). It has the advantages of high voltage, low loss, fast speed, hard drive and no snubber circuit. IGCT has a good application prospect in power electronic devices with medium and high voltage. IGCT has to use integrated gate driver to realize switch, so the design of gate driver is very important to the performance of IGCT. Taking 4 Ka / 4.5 kV IGCT as the research object, the maintenance circuit and logic control circuit of gate driver are designed in this paper. The main contents are as follows: firstly, according to the requirements of gate drive current during IGCT conduction, the maintenance circuit is designed, and the closed-loop feedback circuit is built, including the main module circuit, the current detection module circuit and the control module circuit. The design principle of each module circuit is analyzed, and the simulation of each module circuit and the total circuit is carried out by using PSpice software. The results meet the design requirements. Secondly, the PCB board of maintenance circuit is designed by using Altium designer software. The experimental test circuit is built, and the control module circuit and maintenance circuit are verified. The simulation waveform is in good agreement with the measured waveform. Finally, according to the function of IGCT gate driver, the logic control circuit is designed, including input signal judging module, main driving circuit module and state display module.
